| dc.description.abstract | 본 연구에서는 층간 절연막(Interlayer Dielectric) 화학적 기계적 연마공정(이하 CMP: Chemical Mechanical Polishing)용 실리카 슬러리에서 Si 해리가 SiO2 현탁액의 분산안정성과 CMP공정에 미치는 영향에 관한 연구를 수행하였다. SiO2 현탁액에서 Si의 해리양을 ICP를 이용하여 측정하였으며, Si의 해리가 SiO2의 분산안정성에 미치는 영향을 표면전위와 SiO2 현탁액의 유동학적 거동 및 입도 분포와 상호 연관 해석하였으며 CMP 실장평가를 통해 Si의 해리가 CMP공정에 미치는 영향을 관찰하였다. | - |
