| dc.description.abstract | GaAs triple-gate p-HEMT를 사용하여 35dBm 에서 P0.1dB를 갖는 SPDT switch 와 32dBm에서 P0.1dB를 갖는 SP3T switch를 개발 했다. SPDT switch는 850MHz에서 insertion loss가 0.55dB 이고 SP3T switch는 1800MHx에서 0.6dB의 insertion loss를 가진다. 그리고 모두 isolaion이 27dB 이상이고 70윷dltkdml harmonic rejection을 나타낸다. 3/0V의 positive control voltage 에서 동작하도록 설계 되었으며, 2mA 정도의 낮은 DC gate-leakage current로 인하여 전력소모를 최소화 하였다. 이 SPDT와 SP3T를 이용해 Quad Band용 Antenna Switch Module을 제작할 수 있다. | - |
